
The Industrial Technology Research Institute, or ITRI is showcasing three cutting-edge technologies at the “Touch Taiwan” trade show, currently held at the Nangang Exhibition Center in Taipei. The new technologies promise to improve yield and reduce costs by as much as 30%. Let’s take a look.
The latest in display manufacturing is to upgrade panel-level packaging processes by developing advanced through glass via, or TGV substrates. A successful breakthrough was made by ITRI, with an all-solution processed next-generation metallization technology. This solves the problem of discontinuities in packaging substrates, and reduces costs by as much as 30%.

Our current generation which we’re showcasing now is glass. But our team is actually starting to develop versions with silicon carbide or similar materials. These are more effective at dissipating heat than glass. Actually, our current technology can be applied to silicon carbides. In the entire semiconductor manufacturing process, plasma is probably utilized in 30% of the total or above.
In addition to improving packaging processes, ITRI is also presenting a wafer-based plasma sensing system that improves yield. In it, 19 micro sensors monitor the process in real-time, increasing measurement efficiency by 10 times. There’s also a low vapor pressure precursor vaporization and delivery system, which improves wafer coating evenness, increasing yield by 2 to 3% and saving maintenance fees of depositing machines, which would’ve cost millions otherwise.

We know that traditionally, many of the materials and equipment used in chip manufacturing are imported from abroad. We’ve connected domestic giants in equipment and materials, so that our supply chain can be entirely localized. That significantly reduced some of the costs in end manufacturing processes.
With support from the Ministry of Economic Affairs, ITRI is joining hands with the industry to promote advancements in display-level semiconductor manufacturing, and consolidate Taiwan’s position in global AI supply chains.

近年來,面板廠力拚轉型,布局半導體封裝領域,但往往在「玻璃通孔填銅(TGV)」高難度技術卡關。工研院開發出「全濕式製程」,不僅解決了微細孔洞導線不連續的痛點,更重要的是,讓成本直接下降了30%。

“我們現在目前這一代,我們展出來的是玻璃,那其實我們團隊,已經有開始在發展,所謂的碳化矽,類似這樣的材料,那它的散熱會比玻璃,又來得更好,那目前我們這個技術,其實也是可以用在碳化矽上面。所有半導體製程裡面,電漿大概製程,佔了百分之三十以上”
除了封裝技術,還展出了提升晶圓良率的「電漿感測系統」,透過19個微型感測器,即時監測,讓量測效率大幅提升10倍;以及能穩定氣體輸送的「氣化供應系統」,讓鍍膜品質更均勻,不僅提升2-3%製程良率,也讓每台機器每年節省百萬維護費。

“傳統我們都知道,半導體裡面,很多的材料跟設備都是國外進口,我們串連了國內的設備廠材料廠,然後讓我們整個的一個,供應鏈都能夠在地化的提供,那不但大幅的降低終端產業它在生產裡面的一些成本”
從面板到半導體,產官攜手合作,推動國產設備技術升級,利用在地優勢,要讓台灣在AI供應鏈中,站穩關鍵地位。
